    Presented a very high speed ECL shift register circuit, the structure of poly-Si emitter NPN bipolar device is given and the key technologies such as salicide contact, deep trench isolation, shallow junction and thin base formation are described. Using this advanced Si bipolar technology, the average gate delay less than 50ps is achieved for 19-stage ring oscillator with 3 μm feature size. The circuit and layout design for 600-gate are introduced. The influences of interconnection material and line length on the operating frequency of 600-gate and 800-gate are disscussed in detail.

    The field of molecular Astronomy and its importance in astronomicalresearch are briefly introduced. The main achievements and progresses on large scale distribution of molecular clouds; molecular cloud and star formation; circumstellar envelope and the evolution of evolved star; celestial maser are reviewed. Following a description of the condition in astronomical environments,the physical and chemical processes by which molecules are formed and destroyed in interstellar clouds are examined with an emphasis on the fundamental role of astrochemistry in stellar formation and evolution. The trend of future development and some prospective subjects are discussed.

    The combination of RSM and TCAD is a potentially useful technique to reduce the time and cost in developing and optimising IC processes. The methodology and advantage of combining experiment design and simulation to obtain model equations that are used in the optimisation of IC process havebeen demonstrated. D-optimal design, together with other strategies, were employed to improve the model fit. The resulting response surfaces were used in the prediction and optimisation of device characteristics for a sub-micron burried p-channel MOSFET. The predicted results obtained from the response surfaces agreed well with the simulated results at the optimum process conditions.

This paper investigates the asymptotic properties of a class of minimum distance Cramser-Von Mises type estimators of the slope parameterin a linear regression model. These estimators are defined in terms of minimizing an integral of squared difference between weighted empiricals of the residuals and their expectations with respect to a large class of integrating measures. The estimator βd of β is shown to be asymptotically normal.

    According to c=νλ , the test theories of special relativity in common version will not be harmonious, in which the inferred phase difference is deduced by the optical path difference of anisotropic light speed c , while the inference is based on the isotropy of frequency ν and wavelength λ . A new version of the Doppler effect of absolute velocity V can avoid the theory contradicting itself. The test theories of Robertson and Mansouri Sexl are based on the isotropy of wavelength just as the classical aether theory does. Because unit of length (“meter”) changes with direction for wavelength being anisotropy, the resonant condition of laser is satisfied in one direction but not in other directions, which makes the test experiments very difficult to design. The test theories of Robertson and Mansouri Sexl all assume that the velocity of light is independent of motion of the source to ensure isotropy of the wavelength. If wavelength is invariable in direction, the anisotropy of twoway speed of the light will accompany the frequency anisotropy of return light beams. Because the Doppler frequency shifts are different for longitudinal and transverse absolute velocities of the apparatus relative to the preferred reference frame Σ , the frequency anisotropy of return light beams occurs on the process of reflecting. We obtain the conclusion:usual MichelsonMorley experiment just examined the frequency anisotropy of return light beams, which can be carried out by the beat frequency method. By means of the heterodyne frequency shift technique and the computer storage technique, the sensitivity of beat frequency is limited only by the noise. By means of common mode restraint technique the error caused by frequency instability of light source can be decreased to the level of 1/104 Hz. The isotropy of twoway speed of light can be tested to the precision of 1/1018 in Δ c/c , which will represent a 1 000-fold improvement on the previous best measurement given by Brillet and Hall.

    The experimental results of the external electric field dependence of near infrared transmission spectrum in Al2O3 ultrafine crystals are reported. It was found that the relative transmission change at 870 nm increases linearly with the applied electric field at high fields.

    Xuejiadao area in Tsingdao city in July 1993 and in Changping suburban, Beijing in April 1994. The instrument used for observation is three-component anemonmeter. Following Draxler′s empirical formula, the diffusion parameters of Tsingdao area and Changping area are calculated. Meanwhile the calculation formula suitable for the two areas is put forward and the results are compared with Pasquill′s. It is found that the diffusion parameter of coastal area of Tsingdao is a little lower than the inland ones. Moreover, because of the different roughness of underlying surface and thermodynamic conditions, the diffusion characters are distinctly different between coastal area and inland, as well as between off-sea wind and off-shore wind.

    A novel complex thin film has been prepared by vacuum coevaporation of 1, 4-bis(-1,1-dicyanoviny1)benzene (BDCB) and C60 . Surface morphology and structure of the complex BDCB-C60 thin film are considerably different fromthose of both BDCB and C60 film, as revealed by high resolution scanningelectron microscopy and X-ray diffraction. Sandwiched device Ag/BDCB-C60/Ag has shown electrical field-controlled bistable electronic switching and memorybehaviors.

    The interaction of a λ/4 monopole antenna handset with a heterogeneous electromagnetic block human model is simulated by using finite-difference timedomain (FDTD) method. The human model is a cube of 0.655 cm, and the specific absorption rate(SAR) of the model in 7 different conditions is calculated at frequency 700 MHz. Several importantconclusions and proposal are given after analysing the calculated results and comparing them with the Hygienic Standard for Electromagnetic Radiation of China and USA.
